For a linewidth measurement, a box is to be defined across the line. The pixels belonging to the line structure are then summed up vertically, which results in a curve with a variation in X. A fit is performed on the curve and the fitted curve is normalized.
In the figure shown on the left, the line width is determined by finding the expansion in X of a fit to the measured intensity values at a given threshold value.
The figure also illustrates the different methods for finding the expansion in X (Inside, Outside, different thresholds), which can lead to very different results.
