For fluorine doping of quartz glass in MCVD (modified chemical vapor deposition) process for making optical fiber’s preforms various volatile fluorine-containing compounds were used, such as: freon-12 (CF2Cl2) [110-112], freon-113 (C2F3Cl3) [113, 114], sulfur hexafluoride (SF6) [105], carbon tetrafluoride (CF4) [97], silicon tetrafluoride (SiF4) [6, 97]. General rule is that with fluo-rine-containing compound’s concentration in starting vapor phase increase, the refractive index dif-ference of doped vitreous silica increases and it’s deposition efficiency decreases. When any of ini-tial fluorine-containing compound, other then SiF4 is used, the decrease of deposition efficiency is explained by formation of gaseous fluorine and silicon containing compounds, which are stable in typical MCVD conditions [113], mainly SiF4 and SiF3Cl.
Some attempts to describe the whole process, which takes place during fluorine doping of quartz glass under MCVD conditions, were made in several papers [6,110-114]. Authors of [111,112] studied the process of fluorine doping of quartz glass, using freon-12 as the raw com-pound. Quartz glass tube was heated using platinum heater up to 1200°C. Raw compounds (SiCl4 and CF2Cl2), mixed with oxygen, were delivered into the tube, some times additional argon was used as a diluent. Infrared spectrometer was used to control the composition of final gaseous mix-ture at the outlet of the tube. As a result of the study, the following model for the fluorine doping of quartz glass under MCVD conditions was suggested.

As follows from the model, the reaction (I.8) is responsible for the yield of vitreous silica, the reaction (I.8) – for fluorine, included into the quartz glass, and a relationship between (I.8 and I.9) defines fluorine content in formed silica. Oxidation of other chlorofluorosilanes, according to the authors, leads to formation of SiF4(g) and SiO2(s), described below. I.10

Spectral analysis of the reaction mixture, carried out by the authors, is in agreement with proposed model. However, it should be noted, that investigated temperature range (up to 1200°C) does not coincide with real conditions of MCVD. According to [92], nucleation and particles growth take place at about 1400°C, agglomeration – at 1600 – 1900°C, and the collapse of the tubular preform – at 2200 – 2400°C [115].
Another approach to description of chemical processes, which take place during fluorine doping of quartz glass, was suggested in [6]. This model is based on the assumption of existing thermodynamic equilibrium of reaction mixture, including both gaseous and solid phase. The main reaction, leading to formation of fused silica, is considered the reaction (I.8), and fluorine, included into silica, is formed by dissolution of gaseous SiF4 in silicon dioxide. As the starting, fluorine-containing compounds, freon-12 and silicon tetrafluoride were used, and all experiments were car-ried out in real MCVD. Spectral analysis was used to control the composition gaseous phase. It was shown that the main fluorine-containing compounds in gaseous phase are silicon tetrafluoride and trifluorochlorosilane. It was determined, that the refractive index of fluorine doped silica is propor-tional to the concentration of silicon tetrafluoride in gaseous phase powered by ¼ ([SiF4(g)]1/4). For the formal description of fluorine incorporation into the silica the following equation was sug-gested:

Correctness of the consideration of fluorine chemistry in MCVD from the point of view of thermodynamic equilibrium of reaction mixture, including both gaseous and solid phases, was proved in [113, 114]. In these works, all experiments were carried out using real MCVD setting. Freon-113 was used as a raw fluorine-containing compound. Based on the concept of thermody-namic equilibrium of gaseous and solid phases, the authors described not only the relationship be-tween the composition of gaseous phase and the refractive index of fluorine doped silica, but the decrease of deposition efficiency of vitreous silica layers with the increase of concentration of freon-113. Moreover, it was demonstrated that in the final the quartz glass composition is defined by conditions during consolidation of deposited particles into the solid glass layer. The best agree-ment between thermodynamic calculations and experimental results was obtained with the equilib-rium constant of dissolution of SiF4(g) in SiO2 (s) equal to 6ґ10-8.
Thus, from all observed literature, follows that at the beginning of this investigation, almost all sources and originals of optical losses and dispersion in optical fibers were identified and dis-covered. Many types of optical fibers with different dispersion characteristics and losses, close to the theoretical limit, were realized. The main problem of existing technology was and is to produce the layer of quartz glass with negative refractive index difference, with appropriate efficiency, suf-ficient thickness and low intrinsic losses.
It was theoretically discovered that to produce single-mode fibers with ultimately low losses and various dispersion characteristics, it is necessary to use only fluorine as the dopant to the quartz glass with negative refractive index difference. Therefore, from the literature obviously follows that actually, at the beginning of this work, there was published only one paper [6], dealing with fluo-rine chemistry in MCVD process.
It was really necessary and actual to investigate the mechanism of fluorine chemistry in real MCVD process using different fluorine-containing components to achieve maximum efficiency and necessary properties of doped silica.

Для легирования кварцевого стекла фтором в MCVD- методе получения заготовок волоконных световодов использовались различные летучие фторсодержащие соединения: фреон-12 (CF2Cl2) [110-112], фреон-113 (C2F3Cl3) [113,114], гексафторид серы (SF6) [105], тетрафторид углерода (CF4) [97], тетрафторид кремния (SiF4) [6,97]. Общей закономерностью является то, что с ростом концентрации фторсодержащего компонента в исходной парогазовой смеси, увеличивается разность показателя преломления и уменьшается эффективность осаждения стеклообразного диоксида кремния. При использовании в качестве исходного фторсодержащего соединения любого, отличного от SiF4, уменьшение эффективности осаждения объясняется образованием в газовой фазе стабильных в условиях MCVD процесса фторсодержащих соединений кремния [113], главным образом SiF4 и SiF3Cl [6].
Попытки описания процессов, происходящих при легировании кварцевого стекла фтором в условиях MCVD, были предприняты в ряде работ: [6,110-114]. Авторы работ [111,112] изучали процесс легирования кварцевого текла фтором, используя в качестве исходного соединения фреон- 12. Кварцевая трубка нагревалась при помощи платинового нагревателя вплоть до 1200°С. В трубку подавались исходные соединения (SiCl4 и CF2Cl2) в смеси с кислородом, иногда также использовался аргон в качестве разбавителя. Состав смеси на выходе из кварцевой трубки контролировался с помощью ИК-спектрометра. В результате проведенного исследования авторами была предложена следующая модель процесса легирования кварцевого стекла фтором.

Следуя предложенной модели, реакция (I.8) определяет выход стеклообразного диоксида кремния, по реакции (I.9) образуется включенный в состав стекла фтор, а соотношение между реакциями (I.8) и (I.9) определяет концентрацию фтора в образующемся стекле. Окисление остальных хлорфторсиланов по мнению авторов приводит в конечном итоге к образованию SiF4(г) и SiO2(конд.), что описывается ими следующим образом.

Проведенный в работе спектральный анализ реакционной смеси согласуется с предложенной моделью. Однако следует отметить, что исследованный температурный интервал (до 1200°C) не соответствует реальным условиям MCVD процесса. Так, согласно [92], зародышеобразование и рост частиц в этом процессе происходит при температурах около 1400°C, спекание частиц - при 1600 - 1900°C, а процесс схлопывания трубчатой заготовки происходит при температурах 2200 - 2400°C [115].
Другой подход к описанию химических процессов, происходящих при легировании кварцевого стекла фтором, предложен в [6]. Эта модель основана на предположении существования термодинамического равновесия реакционной смеси, включающего как газовую, так и твердую фазу. Основной реакцией, приводящей к образованию стеклообразного диоксида кремния, рассматривается реакция (I.8), а включенный в состав стекла фтор образуется при растворении SiF4 в диоксиде кремния. В качестве исходных фторсодержащих соединений использовались фреон-12 и тетрафторид кремния, эксперименты проводились при условиях MCVD процесса. Состав газовой фазы контролировался спектральным методом. Было показано, что основными фторсодержащими соединениями в газовой фазе являются тетрафторид кремния и трифторхлорсилан. Установлена линейная зависимость показателя преломления получающегося легированного фтором кварцевого стекла от концентрации тетрафторида кремния в газовой фазе в степени 1/4 (рис.7). Для формального описания стадии процесса включения фтора в состав стекла предложено уравнение:

Справедливость рассмотрения химии фтора в условиях MCVD процесса с точки зрения термодинамического равновесия, учитывающего как газовую, так и конденсированную фазу, была подтверждена работами [113,114]. Эксперименты проводились на установке для получения заготовок световодов MCVD методом. В качестве исходного фторсодержащего соединения использовался фреон-113. Основываясь на концепции термодинамического равновесия газ - конденсированная фаза, авторы описали не только зависимость показателя преломления стекла, легированного фтором от состава исходной парогазовой смеси, но и уменьшение эффективности осаждения стеклообразных слоев диоксида кремния при увеличении содержания фреона - 113 в смеси. Более того, было показано, что в конечном итоге состав стекла определяется условиями равновесия при спекании частиц порошка в сплошной слой стекла. Наилучшее согласие результатов термодинамических расчетов с экспериментальными результатами получено при значении константы равновесия реакции растворения SiF4(г) в SiO2(конд.), равном 6*10-8.
Таким образом, из литературного обзора следует, что на начало настоящего исследования были детально изучены практически все основные составляющие оптических потерь и дисперсионные свойства одномодовых волоконных световодов на основе кварцевого стекла. Получены многие типы световодов с предельно малыми оптическими потерями и различными дисперсионными характеристиками. Основной проблемой существующей технологии была и остается проблема получения слоя кварцевого стекла с отрицательным показателем преломления, с достаточной эффективностью, необходимой толщиной и малыми собственными потерями.
Теоретически было обосновано, что для производства одномодовых волокон с предельно малыми потерями и различными дисперсионными характеристиками, необходимо использовать фтор в качестве единственной легирующей добавки к кварцевому стеклу с отрицательным показателем преломления.
Следовательно, актуальной являлась задача разработки методик получения одномодовых волоконных световодов с предельно малыми оптическими потерями и различными дисперсионными характеристиками на основе высокочистого кварцевого стекла. Таким образом, из литературного обзора следует, что к моменту начала настоящей работы была опубликована лишь одна работа [6], посвященная изучению химии фтора в MCVD методе.
Исследовать химизм процесса легирования кварцевого стекла фтором в условиях реального MCVD метода получения волоконных световодов с использованием различных фторсодержащих соединений с целью достижения максимальной эффективности процесса и получения кварцевого стекла с необходимыми свойствами, было действительно необходимо и актуально.
